Theoretical Analysis and Technical Critique of theAbsurd DRAM FET Blind Spots and Energy Waste

High Power Consumption and Waste Heat: The Errors Began When FET Enteredthe Digital Era

Because digital circuit designers failed to comprehend the true physicalsignificance of the Field-Effect, the industry has trapped itself in anunmanageable power-consumption and waste-heat crisis. Simply put, the fieldeffect utilizes the potential of the FET gate to establish an electric fieldthrough a metal plate, isolating it via high-dielectric silicon dioxide () to form an extremely high gate impedance. This field induces charges inthe P or N substrate channel of the FET, turning on the drain-to-source channeland regulating the current flow by controlling internal resistance based oncharge quantity. Consequently, under normal FET operation, the gate requiresabsolutely zero current. Furthermore, in digital circuits, unless externalmechanical devices are attached, the conduction current between the drain andsource is also a non-essential condition.

The physical definition of a capacitor requires two parallel, equal-areametal plates, both maintained at relative fixed potentials to store electricalcharge. Based on this, the three terminals of an FET completely violate thephysical definition of a capacitor: first, the three terminals are not in aparallel structure; second, the terminal areas are completely asymmetrical;third, the FET material is not metal. Therefore, an FET fundamentally lacks thephysical conditions to form a capacitor. From a foundational physical structureperspective, inter-electrode capacitances such as , , and do not exist in an FET. Because thegate uses an electric field to control the magnitude of drain-to-sourceconduction current, the drain and source act merely as passive charge inductionterminals relative to the gate, not charge-storage nodes. Moreover, when thegate has no potential, where would any stored capacitive charge come from? Whenthe gate attains a conduction potential, the drain and source form ashort-circuit conduction path connected to other circuits, generating their ownindependent potential fluctuations—how could they possibly maintain a capacitorcharge-storage relationship with the gate?

The figure above illustrates the "illusory DRAM memory equivalentcircuit" propagated by electronic academia and industry. Why is it anillusion? As explained above, no capacitance exists in FET theory. Now, usingcircuit logic, we can prove that the memory capacitors of academia and industryare mere illusions. In practical DRAM implementations, the source is directlygrounded or connected to the FET’s P/N substrate and then grounded. If so, thecapacitor in the equivalent circuit has both ends connected to ground or thesubstrate—how could it possibly form a capacitor?

As noted earlier, the FET gate induces charges in the conduction channel(the ellipse in the diagram above), conducting the drain and source. Therefore, what the Word Line (WLine) actually controls is the channel conduction charge, and this charge is what has been long fantasized about as the "memorycapacitor".

Regarding the absurd practice of charging the memory capacitor withmassive drain currents: To achieve fast writing and refreshing, the industryforces a heavy current into the drain. When the gate turns on the drain-sourcechannel, the current flows from the drain through the channel and down to thesource and ground. No charging phenomenon takes place whatsoever; only when thecurrent flows through the channel charge region—which is not a capacitor—itinduces a tiny fraction of charge into the channel charge region. According tothis induction effect, the obtained charge is less than 0.1% of the passingcurrent—what an appalling waste! Therefore, the potential memory method of DRAMis not 1T1C, but rather 1T1I (Induction).

The most absurd move by the industry is slashing DRAM operating voltagedown to 1.2V in a rush to quickly reach logical "1" levels. Asmentioned earlier, channel charge quantity determines the drain-sourceconduction resistance. Reducing the operating voltage leads to insufficientgate-induced charge, which not only shortens data retention time but, worse, drastically narrows the Noise Margin. Consequently, the industry is forced tosacrifice memory capacity and burn massive computing cycles on Error CorrectionCode (ECC), triggering even more frequent memory accesses, heaviercharge-discharge energy consumption, and symbiotic thermal accumulation.

As a result, over the past decade, DRAM "improvements" havemoved backward. To cope with AI servers, the industry has resorted toself-defeating measures such as TSV 3D-stacked DRAM in HBM, co-packageddirectly with compute logic chips—a spectacle that drives industry experts tobang their heads in despair. Everyone knows how exorbitant TSV costs and howlow the yields are. If it actually solved the problem, it might be forgivable. The brutal reality, however, is that multi-million-dollar NVIDIA compute chipsare sitting idle in TSMC warehouses, waiting patiently for HBM shipments toarrive before packaging can proceed.

Because HBM relies on a 1024-bit wideband data architecture, verticalstacking and co-packaging are mandatory; otherwise, routing data linesexternally would be an unmitigated disaster. The erroneous use of DRAMgenerates massive Joule heat, parasitic capacitance, and inductance that dragdown the compute chip immediately. Furthermore, matching the exact lengths ofover a thousand routing lines on a circuit board is virtually impossible, inevitably leading to data skew. However, if the correct memory architecture isused, none of these problems would exist.

Today, the power consumption and heat generation of compute chips andmemory have reached a level that the digital sector can no longer tolerate.Consequently, industry giants have resorted to erratic developments such assilicon photonic chips, microfluidic cooling channels, and even quantum chips. Not to mention that these three technologies are practically unachievable, eventhe simplest glass substrate remains a distant dream. Regarding a 510mm x 510mmFOPLP (Fan-Out Panel-Level Packaging), without my patented special carriertrays, the wafer breakage rate during TSMC's flipping process will undoubtedlyexceed 60%. Let alone the fragile FOPLP after through-glass via (TGV)processing. In fact, by adopting my improved HSRAM memory, ABF substrates cancontinue to be used safely for another hundred years without issue, becausethere is fundamentally no heat generation, and thus zero warpage.
The new patented invention, HSRAM (Half-StaticRandom-Access Memory), is a rational memory design rooted strictly in physicaltheory and digital electronics practice. Please refer to the appendix for itscomplete specifications. Whether this technical argumentation is true—not tomention that everyone here is an expert, and production plants possessformidable professional teams—is middle-school-level physical common sense thatleaves no room for debate. The semiconductor industry has reached a dead end;rejecting HSRAM means watching oneself get eliminated by the market, which isan inevitable trend. Existing production equipment can be fully utilized tomanufacture HSRAM, with the sole exception of TSV-related equipment.
